Alloys and Interfaces

A mature understanding of the synthesis and properties of dielectric/semiconductor interfaces, alloys, and heterostructures will be critical in enabling future technologies based on β-Ga2O3. The GAME MURI team will systematically investigate such hetero-interfaces to understand the relationship between their synthesis, structural properties, and electronic/optical properties. The principal objectives of this theme can be summarized into three broad areas:

  1. to understand the interfacial electronic properties of dielectic/semiconductor junctions, including band offsets, trap states, and extreme-field behavior;
  2. to develop growth science for β-(Al,Ga)2O3 and β-(In,Ga)2O3 alloys toward understanding the effects of strain and polymorphs, and to understand the structural, electronic, and optical properties of these alloys, and
  3. to investigate growth of semiconductor heterostructures, and to elucidate bandstructure, transport phenomena, and optical properties, especially in quantum-confined systems.
